Hi, his is a numerical artifact (unfortunately in most of the semi-classical based simulation tools). If you feel it is affecting your final results, you can increase the device length (and/or nodes if the tool allows). lease let us know if you still want results with higher node density, as it will require release of another version of the tool. thanks Saumitra
