Why is the floating source present in the MOSFET but not in the CNFET?

Hi!

I was looking into FETTOY codes for CNFET and MOSFET. I noticed that the floating source is implemented in the MOSFET to ensure charge neutrality but the CNFET code does not have the floating source implemented. Can anyone please explain why that is the case? Shouldn’t the CNFET code include floating source to ensure charge neutrality? Does it have anything to do with the different density of states of the two channel materials?
