    If you relate the threshold voltage of a Si channel to a CNT one, the two most important differences are the atomic structure and core electron number on atoms. In Carbon nanotubes, electrons can flow easier than in a Silicon channel. How much easier?, well it all depends on the CNT parameters, but half the one of a Si channel would be a good estimate.
