what is the threshold voltage
for simulation of CNTFET what is the exact value of the threshold voltage? how does this depends on the device parameters.

If you relate the threshold voltage of a Si channel to a CNT one, the two most important differences are the atomic structure and core electron number on atoms. In Carbon nanotubes, electrons can flow easier than in a Silicon channel. How much easier?, well it all depends on the CNT parameters, but half the one of a Si channel would be a good estimate.

Actually, a recent simmulation on the CNTFET Lab tool yields a threshold voltage of about 0.1!, this is too low, but sounds reasonable due to the size of the CNT compared to the gate…

There are various ways to determine the threshold voltage: constant current method, max gm method, etc. Please refer to the webpage: https://nanohub.org/resources/8803

threshold voltage is defined as the minimum voltage that required to make the transistor ON.
