    Hi, Threshold voltage bias is defined as the bias at which inversion layer starts to form. You can asses Vth from the Id-Vg characteristic in linear regime. The gate bias at which you see a ‘knee’ would be a rough estimate of Vth. There are other resources that you can see like-

    Hi, Please take a look at this tutorial: https://nanohub.org/resources/5085. You can estimate the threshold bias from the Id-Vg plot produced by the MOSFET tool.
